A discrete electroabsorption modulator for optical signals has an electrical blocking region (12a, 12b) which is large as compared with the absorber region (13). The height of the blocking region (12a, 12b) is 3 - 20 µm, e.g. 4 - 6 µm and preferably about 5 µm. In addition, the blocking region (12a, 12b) is 2 - 250 times, e.g. 15 - 25 times the height of the absorber region (13). The modulation depth is substantially increased, e.g. to values above 40 dB, by a thick electrical blocking region. It is believed that the thick blocking layer (12a, 12b) works because parasitic signals which escape into the blocking region are spatially removed from the vicinity of the absorber region; thus they are not acquired at the output.

Un modulateur discret à électro-absorption pour signaux optiques comporte une zone de blocage électrique (12a, 12b) qui est large par rapport à la zone absorbante (13). La hauteur de la zone bloquante (12a, 12b) est comprise entre 3 et 20 µm, et de préférence égale à 5 µm environ. La zone bloquante (12a, 12b) a une hauteur égale à 2-250 fois, par exemple 15-25 fois, celle de la zone absorbante (13). Le taux de modulation est sensiblement augmenté, par exemple jusqu'à des valeurs supérieures à 40 dB, par une zone de blocage électrique épaisse. On estime que la couche bloquante (12a, 12b) épaisse est efficace parce que des signaux parasites s'échappant vers la zone bloquante sont éliminés spatialement du voisinage de la zone absorbante, et ne sont donc pas acquis à la sortie.
