In one embodiment, a silicon micromachined housing (11) has a damper beam (20) cantilevered to the interior wall (24) between inlet (16) and outlet (18). Deflections of the beam vary the volume of the restrictive flow gap (26) formed between the underside (19) of the damper plate (22) and the internal wall (21) of the housing (11) adjacent the outlet (18). In another embodiment, the flow restrictor element (68) is a floating element in the housing (60) and has conformal side walls (74) with the interior of the housing walls (72). The flow regulator elements (30, 32) may be stacked to provide a stepped pressure drop, restrictor system.
