A composition and a process for producing the composition are disclosed. The composition comprises an alphahydroxyacid and one or more metals in which the metal is present in lower than about 1,000 ~g/kg of the composition. The process comprising contacting an acidic ion exchange resin with an aqueous composition comprising a soluble alphahydroxyacid and a total metal concentration, individual metal concentration, or both, higher than that desired to produce a resin-treated alphahydroxyacid solution having reduced total metal concentration. Also disclosed is a process that can be used for cleaning or removing residues from semiconductor substrates and/or equipment by using a solution, which comprises an alphahydroxyacid.

L'invention concerne une composition et un procédé de production de cette composition. La composition contient un alphahydroxyacide ainsi qu'au moins un métal, lequel est présent dans des proportions inférieures à environ 1,000 ?g/kg de la composition. Ce procédé consiste à mettre en contact une résine échangeuse d'ions d'acides avec une composition aqueuse présentant un alphahydroxyacide soluble et une concentration totale de métal, une concentration individuelle de métal, ou les deux, plus élevée que celle souhaitée pour obtenir une solution d'alphahydroxyacide traitée par résine, dotée d'une concentration totale de métal réduite. Par ailleurs, l'invention concerne un procédé qui peut être utilisé pour nettoyer ou éliminer les résidus formés sur les substrats et/ou un équipement à semiconducteurs au moyen de cette solution qui renferme un alphahydroxyacide.
