An apparatus and method for using .alpha.-particle energy loss to measure the thickness and stoichiometry of films grown by molecular beam epitaxy and other methods. The apparatus for measuring the thickness of films grown on a substrate in a growth chamber, comprises a protective housing having an aperture opening into the growth chamber, a solid state detector disposed in the protective housing, a shutter for opening and closing the aperture, a shield disposed in the housing between the aperture and the solid state detector for shielding the detector, and a calibration source disposed between the shield and the detector for calibrating the measurements made by the detector. A second calibration source disposed between the shutter and the shield, for measuring deposition on the shield.
L'invention concerne un appareil et un procédé destinés à utiliser la perte d'énergie de particules alpha afin de mesurer l'épaisseur et la stoechiométrie de couches minces tirées par épitaxie par faisceau moléculaire et autres procédés. L'appareil de mesure de l'épaisseur de couches minces tirées sur un substrat dans une chambre de tirage comprend un logement protecteur présentant une ouverture ouvrant dans la chambre de tirage, un détecteur à semi-conducteur disposé dans le logement protecteur, un obturateur destiné à ouvrir et à fermer l'ouverture, un blindage disposé dans le logement entre l'ouverture et le détecteur à semi-conducteur destiné à protéger le détecteur, ainsi qu'une source d'étalonnage disposée entre le blindage et le détecteur afin d'étalonner les mesures effectuées par le détecteur. Une seconde source d'étalonnage disposée entre l'obturateur et le blindage permet de mesurer le dépôt sur le blindage.
