Titanium and titanium nitride layers can be produced by chemical vapor deposition (CVD) processes conducted at temperatures below 475 ·C. The layers may serve as diffusion and adhesion barriers for ultra-large scale integration (ULSI) microelectronic applications. The processes use a titanium halide precursor, such as titanium tetraiodide, and hydrogen or hydrogen in combination with nitrogen, argon, or ammonia to either produce pure titanium metal films, titanium films which alloy with the underlying silicon, or titanium nitride films. The deposition of titanium metal from titanium halide and hydrogen or the deposition of titanium nitride from titanium halide with nitrogen and hydrogen is achieved with the assistance of a low energy plasma. The process allows smooth and reversible transition between deposition of films of either titanium metal or titanium nitride by introduction or elimination of nitrogen or ammonia.
On peut produire par des procédés de dépôt chimique en phase vapeur, à des températures inférieures à 475 ~C, des couches de titane et de nitrure de titane qui servent de barrières de diffusion et d'adhérence pour des utilisations en micro-électronique à ultra-grande échelle d'intégration (ULSI). Ces procédés concernant un précurseur de l'halogénure, tel que le tétraiodure de titane, ainsi que l'hydrogène, ou de l'hydrogène éventuellement combiné avec l'azote, l'argon ou le gaz ammoniac pour produire soit des couches métallique de pur titane, soit des couches de titane qui s'allient avec le silicium sous-jacent, soit des couches de nitrure de titane. Le dépôt de titane métallique à partir d'halogénure de titane et d'hydrogène ou celui de nitrure de titane à partir d'halogénure de titane et d'azote et d'hydrogène est possible grâce à un plasma faiblement énergétique. Ce procédé donne une transition douce et réservible entre les dépôts de couches de titane métallique ou de nitrure de titane grâce à l'introduction ou à la suppression de l'azote et du gaz ammoniac.
