A method of an apparatus for extracting dielectric constants from ellipsometric data taken during the growth of a semiconductor thin film (10) and using the extracted dielectric constants to control the composition of the growing film by adjusting the growth conditions. An expression is used for the derivative of the pseudo-dielectric function with respect to the thickness of the thin film within a three-phase model, and the expression is exact to first order in thickness of the film. The expression is quadratic with respect to the dielectric function for a homogeneous thin film and additionally depends on the dielectric function of homogeneous substrate (12) underlying the thin film. Values of the measured pseudo-dielectric function are substituted for the dielectric function of the substrate, and the expression is then solved for the dielectric function of the thin film.
Méthode associée à un dispositif d'extraction de constantes diélectriques à partir de données ellipsométriques prélevées pendant la croissance d'un film mince semiconducteur (10) et utilisant les constantes diélectriques extraites pour contrôler la composition du film lors de sa croissance en adaptant les conditions de croissance. Une expression est utilisée pour la dérivée de la fonction pseudo-diélectrique par rapport à l'épaisseur du film mince à l'intérieur d'un modèle à trois phases, et cette expression est exacte au premier ordre près pour ce qui est de l'épaisseur du film. L'expression est quadratique par rapport à la fonction diélectrique pour un film mince homogène et dépend en outre de la fonction diélectrique du substrat homogène (12) sous-jacent au film mince. Les valeurs de la fonction pseudo-diélectrique mesurée remplacent la fonction diélectrique du substrat, et l'expression est ensuite résolue pour la fonction diélectrique du film mince.
