ABSTRACT A field-effect capacitor device suitable for operation with high signal voltages has first and second regions of opposite conductivity types in a semiconductor body. Both regions have at least one contact zone. Electrodes insulated from the semiconductor body are present on the first and second regions. The contact zones are each connected to a first terminal and the electrodes to a second terminal. Of the two capacitors thus formed one is always operative in use, depending on the polarity of the applied voltage. A bias-voltage source may be included to smooth the transistion between the two capacitors.
