TITLE A GaAs-GaA1As PHOTOCONDUCTIVE DETECTOR INVENTORS Julian P. Noad Robert H. Hum ABSTRACT OF THE DISCLOSURE The photoconductive detector for high frequency optical signals includes a substrate, an active layer and a barrier layer between the active layer and the substrate. The active layer absorbs the optical energy and generates a photoconductive current detected at spaced elec- trodes on the active layer. The barrier layer interface with the active layer reflects some of the optical energy which has traversed the active layer without being absorbed. The barrier layer transmits the optical energy which is not reflected, into the substrate where it is absorbed, however, any carriers generated are prevented by the barrier layer from diffusing into the active layer.
