ABSTRACT OF THE DISCLOSURE A disc-shaped gate-assisted turn-off thyristor having a cathode shunt is disclosed. The emitter region is a continuous narrow strip that extends in a serpentine manner to form the outline of a plurality of spaced fingers that are joined at their base near the periphery of the device, and extend inwardly a predetermined distance toward its central portion. Each of said fingers is substantially straight with arcuate strips near the central region and arcuately joined near the periphery. A metallic cathode electrode overlies inner opposing edges of the substantially parallel paired diffused cathode emitter regions forming each of the fingers to be in ohmic contact with the base region within the outline paths of each finger for electri- cally shunting the emitter with the base region therebetween. The gate electrode which overlies the base region extends from the central portion of the device outwardly between each of the cathode fingers. The PN junction at the outside edge of each cathode finger is not beneath either the gate or cathode electrodes. A method of turning off a thyristor with a gate assist pulse and shunting such reverse current directly beneath the emitter region to the cathode electrode along paths to effectively counteract the dV/dt induced current is also disclosed.
