A high pressure chamber for processing of a semiconductor substrate comprises a high pressure processing cavity, a plurality of injection nozzles, and first and second outlet ports. The high pressure processing cavity holds the semiconductor substrate during high pressure processing. The plurality of injection nozzles are oriented into the high pressure processing cavity at a vortex angle and are operable to produce a vortex over a surface of the semiconductor substrate. The first and second outlet ports are located proximate to a center of the plurality of injection nozzles and are operable in a first time segment to provide an operating outlet out of the first outlet port and operable in a second time segment to provide the operating outlet out of the second outlet port. In an alternative embodiment, an upper surface of the high pressure processing cavity comprises a height variation. The height variation produces more uniform molecular speeds for a process fluid flowing over the semiconductor substrate.
La présente invention concerne une chambre haute pression permettant de traiter un substrat semi-conducteur. Ladite chambre comprend une cavité de traitement haute pression, une pluralité de buses d'injection, et un premier et un second orifice de sortie. La cavité de traitement haute pression maintient le substrat semi-conducteur au cours du traitement haute pression. La pluralité de buses d'injection est orientée dans la cavité de traitement haute pression selon un angle de vortex et peut fonctionner pour produire un tourbillon sur une surface du substrat semi-conducteur. Le premier et le second orifice de sortie sont situés près d'un centre de la pluralité des buses d'injection et peuvent fonctionner dans un premier intervalle de temps pour constituer une sortie de fonctionnement hors de l'orifice de sortie et peuvent fonctionner dans un second intervalle de temps pour constituer une sortie de fonctionnement hors du second orifice de sortie. Dans un autre mode de réalisation, une surface supérieure de la cavité de traitement haute pression comprend une variation de hauteur. Ladite variation de hauteur permet d'obtenir des vitesses moléculaires plus uniformes pour un fluide de traitement s'écoulant sur le substrat semi-conducteur.
