An apparatus for determining the minority carrier lifetime of a semiconductor sample includes a positioner (96) for moving the sample (32) relative to a coil (44). The coil (44) is connected to a bridge circuit (42) such that the impedance of one arm of the bridge circuit (42) is varied as sample (32) is positioned relative to the coil (44). The sample (32) is positioned relative to the coil (44) such that any change in the photoconductance of the sample (32) created by illumination of the sample (32) creates a linearly related change in the input impedance of the bridge circuit (42). In addition, the apparatus is calibrated to work at a fixed frequency so that the apparatus maintains a consistently high sensitivity and high linearity for samples (32) of different sizes, shapes, and material properties. When a light source (34) illuminates the sample (32), the impedance of the bridge circuit (42) is altered as excess carriers are generated in the sample (32), thereby producing a measurable signal indicative of the minority carrier lifetimes or recombination rates of the sample (32).
Cette invention concerne un dispositif permettant de déterminer la durée de vie des porteurs minoritaires dans un échantillon semi-conducteur, qui comprend un positionneur (96) assurant le déplacement de l'échantillon (32) par rapport à un enroulement (44). Cet enroulement (44) est relié à un circuit en pont (42) de telle sorte que l'impédance d'une des branches du circuit (42) varie au gré de la positon de l'échantillon (32). L'échantillon (32) est disposé par rapport à l'enroulement (44) de telle sorte que tout changement survenu dans la photoconductance de l'échantillon (32) par l'éclairage dudit échantillon (32) entraîne une variation d'ordre linéaire dans l'impédance d'entrée du circuit en pont (42). Par ailleurs, comme il est étalonné pour fonctionner à une fréquence fixe, le dispositif conserve en permanence une sensibilité et une linéarité élevées pour des échantillons (32) de taille, de forme et aux propriétés différents. L'éclairage (34) de l'échantillon (32) entraîne une modification de l'impédance du circuit en pont (42) par suite de la production de porteurs excédentaires dans cet échantillon (32), ce qui produit un signal mesurable renseignant sur la durée de vie des porteurs minoritaires ou sur les taux de recombinaison de l'échantillon (32).
