A CVD apparatus (10) for heating a wafer (106) isolates the heating element (120) from the CVD environment and includes a susceptor body (100) defining a sealed space (140) to contain the heating element (120) and a backplane (102) for supporting and heating the wafer (106). The susceptor space (140) is sealed from the CVD environment and is vacuumed to a first pressure. Heating gas is delivered through a space (190) extending through the susceptor body (100) which is sealed from the susceptor space (140) containing the heating element and is vacuumed to a second pressure preferably less than the CVD reaction pressure to clamp the wafer (106). The heating gas delivery space is formed by an elongated sheath (186) surrounding a hollow wafer lift tube (62). The sheath (186) is sealed at one end to the backplane (102) and at the other end to the tube (62), which moves up and down within the sheath (186). Various seals provide isolation of the heating element space and gas delivery space from each other and from the CVD reaction environment to protect the heating elements from the corrosive effects of CVD vapors.
La présente invention concerne un appareil servant au dépôt chimique en phase vapeur (CVD) (10), destiné à chauffer une tranche (106), qui isole l'élément chauffant (120) du milieu de CVD et qui comprend un corps de suscepteur (100) qui délimite un espace isolé (140) destiné à contenir l'élément chauffant (120) et une plaque arrière (102) servant à supporter la tranche (106) et à la chauffer. L'espace (140) du suscepteur est isolé de façon étanche du milieu de CVD et est partiellement vidé jusqu'à une première pression. Un gaz chauffant est introduit par un espace (190) qui s'étend à travers le corps (100) du suscepteur, séparé de façon étanche de l'espace du suscepteur (140) contenant l'élément chauffant, et dans lequel le vide est créé, jusqu'à une deuxième pression, de préférence inférieure à la pression de réaction de CVD, afin de fixer la tranche (106). L'espace d'introduction de gaz de chauffage est formé par une enveloppe allongée (186) qui entoure un tube creux (62) de levage de la tranche. L'enveloppe (186) est soudée à une extrémité à la plaque arrière (102) et, à l'autre extrémité, au tube (62), qui monte et descend à l'intérieur de l'enveloppe (186). Divers joints assurent l'isolation de l'espace de l'élément chauffant et de l'espace d'introduction de gaz l'un par rapport à l'autre et par rapport au milieu dans lequel a lieu la réaction de CVD, afin de protéger les éléments chauffants des effets corrosifs des vapeurs de CVD.
