There is provided a method for producing a group-III nitride in which a group-III halogenated gas, such as aluminum trichloride gas is reacted with a nitrogen source gas, such as ammonia gas, in a deposition chamber to grow a group-III nitride on a substrate held in the deposition chamber. In the method, the group-III halogenated gas and the nitrogen source gas are mixed with each other in advance to form a mixed gas, then, they are introduced into the deposition chamber without substantially producing a deposition substance in the gas and reacted with each other. To grow a group-III nitride such as an aluminum-based group-III nitride by an HVPE method, the method and equipment for producing the group-III nitride having a quality as good as that produced by conventional methods with high yield is provided.
L'invention concerne un procédé servant à produire un nitrure d'un élément du groupe III consistant à faire réagir un gaz halogéné d'un élément du groupe III, tel que du trichlorure d'aluminium gazeux, avec un gaz source d'azote, tel que de l'ammoniac gazeux, dans une chambre de dépôt pour faire croître un nitrure de l'élément du groupe III sur un substrat maintenu dans la chambre de dépôt. Dans le procédé, on mélange l'un avec l'autre à l'avance le gaz halogéné de l'élément du groupe III et le gaz source d'azote pour former un gaz mélangé et, ensuite, on les introduit dans la chambre de dépôt sans produire de façon importante une substance de dépôt dans le gaz et on les fait réagir l'un avec l'autre. Le procédé et le matériel permettent de faire croître un nitrure d'un élément du groupe III tel qu'un nitrure d'un élément du groupe III à base d'aluminium par un procédé d'épitaxie en phase vapeur par une méthode aux hydrures (HVPE). En outre, le procédé et le matériel permettant de produire avec un rendement élevé un nitrure d'un élément du groupe III ayant une qualité aussi bonne que celle d'un nitrure produit par des procédés classiques.
