When a semiconductor light emitting device or a semiconductor device is manufactured by growing nitride III-V compound semiconductor layers, which will form a light emitting device structure or a device structure, on a nitride III-V compound semiconductor substrate composed of a first region in form of a crystal having a first average dislocation density and a plurality of second regions having a second average dislocation density higher than the first average dislocation density and periodically aligned in the first region, device regions are defined on the nitride III-V compound semiconductor substrate such that the device regions do not substantially include second regions, emission regions or active regions of devices finally obtained do not include second regions.
La présente invention concerne un procédé pour produire un élément électroluminescent semi-conducteur ou un élément semi-conducteur, par croissance d'une couche semi-conductrice de composés III-V à base de nitrure, afin de former une structure d'élément électroluminescent ou une structure d'élément sur un substrat semi-conducteur de composés III-V à base de nitrure. Une pluralité de secondes régions présentant une seconde densité des dislocations moyenne qui est supérieure à une première densité des dislocations moyenne sont situées de manière homogène dans une première région d'un cristal présentant une première densité des dislocations moyenne. Une région d'élément est définie sur le substrat semi-conducteur de composés III-V à base de nitrure de façon que la seconde région ne soit sensiblement pas ou ne soit pas du tout comprise dans une région électroluminescente ou dans une région active.
