A lateral junction semiconductor device and method for fabricating the same comprising the steps of taking a semiconductor structure (2) having a stack formed by a plurality of layers of semiconductor material arranged in a series of substantially parallel planes, the semiconductor material within a first layer (4) having an excess of charge carriers of a first polarity at a first concentration, and selectively removing semiconductor material from the first layer (4) to a depth which varies along a first direction substantially parallel with the planes of the layers within the structure, so as to provide a gradation of the concentration of charge carriers of first polarity within an active layer (8) along the first direction. A photon source comprising said lateral junction semiconductor device.
La présente invention concerne un dispositif semi-conducteur à jonction latérale et un procédé de fabrication correspondant. Ce procédé consiste à prendre une structure semi-conductrice (2) comportant un empilement d'une pluralité de couches de matériau semi-conducteur formant une série de plans sensiblement parallèles, le matériau semi-conducteur à l'intérieur d'une première couche (4) présentant un excédent de porteurs de charge d'une première polarité en une première concentration. Le procédé consiste ensuite à retirer sélectivement de la première couche (4) du matériau semi-conducteur jusqu'à une profondeur qui varie dans un premier sens sensiblement parallèle aux plans des couches à l'intérieur de la structure, de façon à réaliser une gradation de la concentration des porteurs de charge de première polarité à l'intérieur d'une couche active (8) dans un premier sens. L'invention concerne également une source photonique comprenant un tel dispositif semi-conducteur à jonction latérale.
