A microfabrication process for preparing articles such as optical waveguides in which a precursor article that includes (a) a substrate, (b) a first polymer layer overlying the substrate, (c) a second polymer layer overlying the first polymer layer, (d) a metal hardmask layer overlying the second polymer layer, and (e) a photodefinable layer overlying the metal hardmask layer is subjected to photolithographic imaging, developing, and plasma etching steps to form an article that includes the substrate and portions of the first polymer layer arranged in a pattern corresponding to the pattern of the photomask used for photolithographic imaging.
L'invention concerne un procédé de microfabrication permettant de préparer des articles tels des guides d'ondes optiques au cours duquel un article précurseur comprenant (a) un substrat, (b) une première couche polymère recouvrant le substrat, (c) une seconde couche polymère recouvrant la première couche polymère, (d), une couche à masque dur métallique recouvrant la seconde couche polymère et (e) une couche photodéfinissable recouvrant la couche de masque dur métallique est soumis à des étapes d'imagerie photolithographique, de développement, et de gravure au plasma afin de former un article qui comprend le substrat et des parties de la première couche polymère disposées dans un motif correspondant au motif du masque photographique utilisé pour l'imagerie photolithographique.
