A method for producing integrated circuit devices including the steps of producing a plurality of integrated circuits on a wafer having first and second planar surfaces, each of the integrated circuits including a multiplicity of pads, waferwise attaching to both said surfaces of the wafer a layer of protective material, thereafter partially cutting into the wafer and the protective material attached thereto, thereby to define notches along outlines of a plurality of prepackaged integrated circuit devices, forming metal contacts onto the plurality of prepackaged integrated circuit devices while they are still joined together on the wafer, at least a portion of said metal contacts extending into the notches and thereafter separating the plurality of prepackaged integrated circuit devices into individual devices. Integrated circuits produced according to the method are also disclosed and claimed.

L'invention se rapporte à un procédé de production de dispositifs à circuits intégrés qui consiste à produire une pluralité de circuits intégrés sur une tranche présentant des première et seconde surfaces planes, chacun des circuits intégrés comprenant une multitude de plots; à fixer sur les deux surfaces de la tranche une couche de matériau protecteur, puis à effectuer une entaille partielle dans la tranche et le matériau protecteur fixé à celle-ci afin de former des encoches sur les contours d'une pluralité de dispositifs à circuits intégrés préconditionnés, à former des contacts métalliques sur la pluralité de dispositifs à circuits intégrés préconditionnés alors qu'ils sont toujours reliés à la tranche, au moins une partie de ces contacts métalliques s'étendant dans les entailles, enfin à séparer la pluralité de dispositifs à circuits intégrés préconditionnés en dispositifs individuels. Les circuits intégrés obtenus selon ce procédé sont également décrits et revendiqués.
