A nitride semiconductor light emitting device comprises a first nitride semiconductor layer, an active layer of a single or multiple quantum well structure formed on the first nitride semiconductor layer and including an InGaN well layer and a multilayer barrier layer, and a second nitride semiconductor layer formed on the active layer. A fabrication method of a nitride semiconductor light emitting device comprises: forming a buffer layer on a substrate, forming a GaN layer on the buffer layer, forming a first electrode layer on the GaN layer, forming an InxGal-xN layer on the first electrode layer, forming on the first InxGal-xN layer an active layer including an InGaN well layer and a multilayer barrier layer for emitting light, forming a p-GaN layer on the active layer, and forming a second electrode layer on the p-GaN layer.
L'invention concerne un dispositif électroluminescent à semi-conducteur nitrure qui comprend une première couche semi-conductrice nitrure, une couche active d'une structure présentant un ou plusieurs puits quantiques formée sur la première couche semi-conductrice nitrure et comportant une couche de puits InGaN et une couche barrière multicouche ; et une deuxième couche semi-conductrice nitrure formée sur la couche active. L'invention concerne également un procédé de fabrication d'un dispositif électroluminescent à semi-conducteur nitrure qui consiste : à former une couche tampon sur un substrat ; à former une couche GaN sur la couche tampon ; à former une première couche d'électrode sur la couche GaN ; à former une couche InxGal-xN sur la première couche d'électrode ; à former sur la première couche InxGal-xN une couche active comprenant une couche de puits InGaN et une couche barrière multicouche permettant d'émettre de la lumière ; à former une couche p-GaN sur la couche active ; et à former une deuxième couche d'électrode sur la couche p-GaN.
