The invention relates to organically modified, stable in storage, UV curable, NIR permeable silicic acid polycondensates which are photostructurable in layers having a thickness of 1 to 150 µm. The invention also relates to the production and use thereof as negative resists. The polycondensates according to the invention are obtainable by condensation of organically modified silanediols of the formula I with organically modified silanes of the formula II. Ar2Si(OH)2 (I) RSi(OR')3 (II) The radicals are identical or different and have the following meaning: Ar = a radical having 6 to 20 carbon atoms and at least one aromatic group, R = an organic radical having 2 to 15 carbon atoms and at least one epoxy group and/or at least one C=C double bond, R' = methyl or ethyl. Condensation occurs without the addition of water. The molar ratio of said compounds I and II is 1 : 1. Up to 90 mole percent of said compound of the formula II can be replaced by co-condensable compounds of boron, aluminum, silicon, germanium, titanium and zirconium.

L'invention concerne des polycondensats d'acide silicique, structurables sous l'effet de la lumière, présentant une épaisseur de couche comprise entre 1 et 150 mu m, perméables aux infrarouges proches, durcissants aux UV, stables au stockage et modifiés organiquement. L'invention concerne également leur production et leur utilisation comme résist négatif. Ces polycondensats s'obtiennent par condensation de silanediols modifiés organiquement, de formule (I), avec des silanes modifiés organiquement, de formule (II): Ar2Si(OH)2 (I) RSi(OR')3 (II). Les radicaux sont identiques ou différents et possèdent la signification suivante: Ar représente un radical comportant 6 à 20 atomes de carbone et au moins un groupe aromatique; R représente un radical organique comportant 2 à 15 atomes de carbone et au moins un groupe époxy et/ou au moins une double liaison C=C; R' représente méthyle ou éthyle. La condensation s'effectue sans addition d'eau. Le rapport molaire des composés (I) et (II) s'élève à 1:1. Jusqu'à 90 % en moles du composé de la formule (II) peuvent être remplacés par des composés co-condensables de bore, aluminium, silicium, germanium, titane et zirconium.
