ABSTRACT OF THE DISCLOSURE A process for preparing aluminum nitride comprises reacting molten aluminum with nitrogen (or a nitrogen precursor) at a pressure of up to about 0.2 MPa (absolute) in the presence of less than about 5% by weight of a dopant selected from the metals magnesium, calcium, strontium and barium. The dopants reduce the passivation of aluminum to the formation of the nitride and impart desirable properties to the resulting aluminum nitride. In the case of magnesium, the nitride can be obtained in the form of novel single crystals of 1-10µm in size. In the case of the other dopants, the resulting aluminum nitride can be sintered without the use of additional sintering aids.
