Disclosed are: a composite body comprising fine wiring lines and via holes which are formed in a resin layer of the composite body and have high adhesion, high reliability and suitability for high frequencies; a method for producing a composite body; and a semiconductor device. Also discloses are a resin composition and a resin sheet, each is capable of providing the com-posite body. Specifically disclosed is a composite body comprising a resin layer and a conductor layer, which is characterized in that: a groove having a maximum width of not less than 1 µm but not more than 10 µm is formed in the surface of the resin layer, a conductor layer is provided within the groove, and the resin layer surface in contact with the conductor layer has an arithmetic average roughness (Ra) of not less than 0.05 µm but not more than 0.45 µm; and/or in that a via hole having a diameter of not less than 1 µm but not more than 25 µm is formed in the resin layer, a conductor layer is provided within the via hole, and the resin layer surface within the via hole has an arithmetic average roughness (Ra) of not less than 0.05 µm but not more than 0.45 µm. Also specifically disclosed are: a resin composition containing an inorganic filler and a thermosetting resin, which is characterized in that the inorganic filler contains coarse grains having a size of 2 µm or more in an amount of 500 ppm or less; and a resin sheet in which a resin layer formed from the resin composition is formed on a base.
L'invention concerne un corps composite comprenant de fines lignes de câblage et des trous d'interconnexion formés dans une couche de résine du corps composite, et qui présentent une adhérence et une fiabilité élevées et conviennent particulièrement aux hautes fréquences; un procédé de production du corps composite; et un dispositif semi-conducteur. L'invention concerne aussi une composition de résine et une feuille de résine permettant chacune de produire le corps composite. L'invention concerne spécifiquement un corps composite comprenant une couche de résine et une couche conductrice, et qui est caractérisé: par la formation, dans la surface de la couche de résine, d'une rainure dont la largeur maximum est d'au moins 1 µm mais de 10 µm au maximum, une couche conductrice étant prévue dans la rainure, et par la rugosité moyenne arithmétique (Ra) de la surface de la couche de résine en contact avec la couche conductrice, égale à au moins 0,05 µm mais de 0,45 µm au maximum; et/ou par la formation, dans la couche de résine, d'un trou d'interconnexion dont le diamètre est d'au moins 1 µm mais de 25 µm au maximum, une couche conductrice étant prévue dans ledit trou, et par la rugosité moyenne arithmétique (Ra) de la surface de la couche de résine présente dans ce trou, égale à au moins 0,05 µm mais de 0,45 µm au maximum. L'invention concerne aussi spécifiquement: une composition de résine contenant une charge inorganique et une résine thermodurcissable, et qui est caractérisée en ce que la charge inorganique contient des grains grossiers dont la taille est égale ou supérieure à 2 µm et qui sont présents à raison de 500 ppm au maximum; et une feuille de résine dans laquelle une couche de résine, formée à partir de la composition de résine, est formée sur une base.
