A composition useful as underfill sealant for the connection of a semiconductor device to a circuit board is reworkable for more easy separation from the semiconductor device and comprises a curable resin having at least one oxirane or thiirane linkage substituted on at least three of the oxirane or thiirane carbon atoms with an alkyl, alkenyl or aryl substituent along with a curing agent selected from anhydrides, amines, amides, imidazoles, and combinations thereof.
La présente invention concerne une composition convenant comme adhésif de manque de métal pour la liaison d'un dispositif à semi-conducteurs sur une carte à circuits. Cet adhésif est rendu remaniable pour faciliter la séparation du dispositif à semi-conducteurs de la carte à circuits. Cet adhésif contient, d'une part une résine durcissable dont au moins une liaison oxirane ou thiirane est substituée sur au moins trois atomes de carbone de l'oxirane ou du thiirane par un substituant alkyle, alcényle ou aryle, et d'autre part un durcisseur appartenant au groupe des anhydrides, amines, amides, imidazoles, et certaines de leurs combinaisons.
