Autoclaving slurries of porous, inorganic oxide particles results in an increased abrasiveness of the particles as reflected in increased removal rates of a polished substrate at standard polishing conditions in chemical mechanical polishing operations. Slurries having novel abrasion properties, especially for silica-based slurries, are created. The increase in particle abrasivity strongly correlates with a decrease in particle surface area as determined by N2 adsorption (BET method). As a result, methods for obtaining a desired abrasivity for a slurry can be practiced by heating a slurry of inorganic oxide particles to a BET surface area previously identified as associated with the abrasivity desired. The resulting slurries can be used in conventional polishing machinery. The method is particularly suitable for preparing silica-based abrasive slurries.

Selon l'invention, le fait de stériliser des solutions de particules minérales poreuses d'oxyde permet d'augmenter la capacité abrasive de particules, avec pour résultat un accroissement des taux d'enlèvement d'un substrat poli dans des conditions de polissage classique, lors d'opérations de polissage chimio-mécaniques. L'invention concerne donc la création de solutions possédant des nouvelles propriétés abrasives, notamment des solutions à base de silice. L'augmentation de la capacité abrasive des particules correspond véritablement à une diminution de la zone utile de celles-ci, telle que déterminée par le processus d'adsorption par N¿2? (procédé BET). Ainsi, ces procédés d'obtention d'une certaine capacité abrasive d'une solution consistent à chauffer une solution de particules minérales d'oxyde sur une surface utile BET, préalablement identifiée comme correspondant à la capacité abrasive recherchée. On peut utiliser les solutions résultantes dans des machines de polissage classiques. Ce procédé est notamment conçu pour la préparation de solutions abrasives à base de silice.
