SOLAR CELLS AND PHOTOVOLTAIC DEVICES OF InP/CdS Abstract of the Disclosure Solar cells and photoelectric cells showing flat and broad band efficiency, amounting to about 8.5 percent for overall solar power conversion or nearly 70 percent quantum efficiency between 550 nm and 910 nm comprise heterodiodes of p-type indium phosphide and n-type cadmium sulfide with suitable electrodes. While single-crystal diodes have been made so far, the device shows considerable long-term promise for continuous- process polycrystalline thin-film fabrication employing zincated copper or steel sheet under the InP and a simple contact structure and protective covers, such as glass, over the heterojunction.
