Supercritical fluid-assisted deposition of materials on substrates, such as semiconductor substrates for integrated circuit device manufacture. The deposition is effected using a supercritical fluid-based composition containing the precursor(s) of the material to be deposited on the substrate surface. Such approach permits use of precursors that otherwise would be wholly unsuitable for deposition applications, as lacking requisite volatility and transport characteristics for vapor phase deposition processes.
L'invention concerne le dépôt de matériaux assisté par fluide supercritique sur des substrats, tels que des substrats semi-conducteurs destinés à la fabrication de dispositifs à circuits intégrés. Le dépôt est effectué à l'aide d'une composition à base de fluide supercritique contenant le(s) précurseur(s) du matériau à déposer sur la surface du substrat. Ladite technique permet l'utilisation de précurseurs qui seraient autrement entièrement inappropriés pour des applications de dépôt, dans la mesure où ils ne présenteraient pas les caractéristiques de volatilité et de transport requises pour les procédés de dépôt en phase vapeur.
