A method of growing at least one epitaxial layer of a II-VI-semiconductor compound, such as ZnS or ZnSe, using metal-organic vapour phase epitaxy (MOVPE), which method comprises the steps of subjecting a substrate to organometallic and hydride precursor compounds in an MOVPE reactor at pressures in the range of from about 10 to 1 mTorr. Thus stable epitaxial layers of II-VI-semiconductor compounds can be formed. Light-emitting diodes (LEDs) and diode lasers operating in the blue region of the visible spectrum can be formed in theses epitaxial layers.

Procédé de formation d'au moins une couche épitaxiale de composé semi-conducteur des groupes II-VI, tel que ZnS ou ZnSe, par épitaxie en phase vapeur de mélanges organométalliques. Ledit procédé consiste à soumettre un substrat à des composés précurseurs organométalliques et hybrides dans un réacteur pour épitaxie en phase vapeur de mélanges organométalliques, à des pressions comprises dans la fourchette d'environ 10 à 1 mTorr. On peut ainsi former des couches épitaxiales stables de composés semi-conducteurs des groupes II-VI. Des diodes électroluminescentes (DEL) et des diodes laser fonctionnant dans la région bleue du spectre visible peuvent être formées dans ces couches épitaxiales.
