A nickel ultrafine powder having an average particle diameter of 0.1 to 1.0 µm and containing silicon in an amount of 0.5 to 5.0 wt%, with the remainder being substantially nickel. It is produced from nickel chloride vapor and silicon chloride vapor by reduction with hydrogen in the gas phase. It gives thin low-resistance internal electrodes of laminated ceramic capacitors. It contributes to reduction of percent defective due to cracking and delamination.
