A natural-resource-conservative, environmentlaly-friendly, cost-effective, leadless semiconductor packaging apparatus (1000), having superior mechanical and electrical properties, and having an optional windowed housing which uniquely seals and provides a mechanism for viewing the internally packaged integrated semiconductor circuits (chips/die) (40). A uniquely stamped and/or bent lead-frame (30, 41) is packaged by a polymeric material (12) during a unique compression-modling process using a mold, specially contoured to avoid the common "over-packaging" problem in related art techniques. The specially contoured mold facilitates delineation of the internal portions from the external portions of the lead-frame, as the external portions are the effective solderable areas that contact pads on a printed circuit board, thereby avoiding a laborious environmentally-unfriendly masking step and de- flashing step, streamlining the device packaging process. The compression-mold effectively provides a compressive sealing orifice from which the effective solderable areas of the lead-frame may extend and be exposed and, thus, avoid being coated with the polymer which is uniquely contained by the mold for packaging the internal portions of the lead-frame. The lead-frame is uniquely stamped and/or bent, conforming it to electro-mechanical requirements of a particular semiconductor product. By uniquely stamping and/or bending, the related art "half-etching" of the lead for conforming it to electro-mechanical requirements of the packaged semiconductor product is no longer required. Environmental enhancement is achieved by conserving natural resources and by eliminating hazardous material by products otherwise liberated in related art packaging techniques.
Cette invention concerne un dispositif de conditionnement pour semi-conducteurs sans conducteur qui ménage les ressources naturelles, est écologique, offre un bon rapport coût-efficacité, est doté de propriétés mécaniques et électriques supérieures et peut en option comporter un boîtier à fenêtre parfaitement étanche permettant de voir des circuits intégrés à semi-conducteurs (puces/matrices) logés à l'intérieur. Un châssis de brochage spécifiquement estampé et/ou cintré est conditionné au moyen d'un matériau polymère au cours d'une opération de moulage par compression au moyen d'un moule dont la conformation spéciale permet d'éviter les problèmes courants de <= sur-conditionnement >= propres à des techniques connexes. Le moule de forme spéciale facilite la délinéation entre parties intérieures et parties extérieures du châssis de brochage du fait que les parties extérieures constituent les zones effectivement soudables qui sont en contact avec les plots de la plaquette de circuit imprimé. Ce moule permet de faire l'économie des opérations laborieuses et polluantes de masquage et d'ébavurage, et donc de rationaliser le processus d'emballage. Le moule à compression permet d'obtenir un orifice d'étanchéité par compression à partir duquel les zone effectivement soudables peuvent se déployer et être exposées, sans être recouvertes par le polymère qui est endigué par le moule et qui sert à emballer les parties intérieures du châssis de brochage. Estampé et/ou cintré selon une forme unique, ce châssis de brochage répond aux exigences électro-mécaniques d'un produit semi-conducteur déterminé et ne nécessite plus de <= semi-attaque >=. Ce dispositif est plus écologique dans la mesure où il permet d'économiser les ressources naturelles et d'éviter l'emploi de sous-produits dangereux libérés par d'autres techniques de conditionnement.
