A method of producing a thin film using plasma enhanced chemical vapor deposition, including the steps of supplying a cation species to a substrate region when there is at most a relatively low flux of a plasma based anion species in the substrate region, and supplying the plasma based anion species to the substrate region when there is at most a relatively low flux of the cation species in the substrate region. This enables delivery of gaseous reactants to be separated in time in PECVD and/or RPECVD based film growth systems, which provides a significant reduction in the formation of dust particles for these plasma based film growth techniques.
L'invention concerne un procédé de production d'une couche mince par dépôt chimique en phase vapeur activé par plasma. Ce procédé consiste : à acheminer une espèce cationique dans une zone de substrat lorsque cette zone contient tout au plus un flux relativement faible d'une espèce anionique à base de plasma ; et à acheminer l'espèce anionique à base de plasma dans la zone de substrat lorsque cette zone contient tout au plus un flux relativement faible de l'espèce cationique. On obtient ainsi des distributions de réactifs gazeux séparées dans le temps dans des systèmes de croissance de couches par dépôt chimique en phase vapeur activé par plasma et/ou par dépôt chimique en phase vapeur activé par plasma à distance, ce qui permet de réduire de façon significative la formation de particules de poussière pour ces techniques de croissance de couches à base de plasma.
