An electrode clamping assembly for a plasma reaction chamber wherein processing of a single wafer can be carried out. The electrode assembly includes a support member (32), an electrode (30) such as a silicon showerhead electrode in the form of a disk having uniform thickness and a clamping ring (34) which provides a resilient clamping force pressing against the showerhead electrode. The clamping member can be ring of elastically deformable material and the clamping member can be tightened by a plurality of elastic spaced- apart bolts (35) such that the clamping member is compressed and provides the resilient clamping force throughout temperature cycling of the electrode assembly during wafer processing. Heat conduction between the showerhead electrode and the support member can be improved by supplying pressurized process gas to a gap therebetween. The clamping member also provides plasma confinement in an area between the electrode and the wafer being processed.
L'invention concerne un dispositif de serrage pour une électrode destinée à une chambre de réaction à plasma utilisée pour le traitement d'une tranche à la fois. Le système d'électrode comprend un élément de support (32), une électrode (30) par exemple en silicium du type "pomme d'arrosoir" se présentant sous la forme d'un disque ayant une épaisseur uniforme, et un anneau de serrage (34) qui permet de serrer l'élément de support d'une manière élastique contre l'électrode "pomme d'arrosoir". L'élément de serrage peut être un anneau constitué d'un matériau pouvant se déformer élastiquement et il peut être serré à l'aide d'une pluralité de boulons (35) en un matériau élastique et espacés les uns des autres. De cette manière, l'élément de serrage se trouve comprimé et il assure un serrage élastique au cours du cycle thermique de l'électrode accompagnant le traitement de la tranche. Les échanges thermiques entre l'électrode "pomme d'arrosoir" et l'élément de support peuvent être améliorés par l'introduction d'un gaz de traitement sous pression dans l'espace entre les deux. L'élément de serrage permet également de confiner le plasma dans la zone située entre l'électrode et la tranche en cours de traitement.
