This invention relates to the manufacture of Cadmium Mercury Telluride (CMT) on patterned silicon, especially to growth of CMT on silicon substrates bearing integrated circuitry. The method of the invention involves growing ! " in selected growth windows on the silicon substrate by first growing one or more buffer layers by MBE and then growing the CM" by MOVPE. The growth windows may be defined by masking the area outside of the growth windows. Growth within the growth windows is crystalline whereas any growth outside the growth windows is polycrystalline and can be removed by etching. The invention offers a method of growing CMT structures directly on integrated circuits removing the need for hybridisation.

L'invention concerne la fabrication de cadmium, mercure, tellurure (CMT) sur du silicium gravé, notamment la croissance de CMT sur des substrats de silicium comportant des circuits intégrés. Le procédé selon l'invention consiste à faire pousser le CMT dans des fenêtres de croissance sélectionnées situées sur le substrat de silicium, d'abord en faisant pousser une ou plusieurs couches tampon par épitaxie par faisceaux moléculaires, puis en faisant pousser le CMT par épitaxie en phase gazeuse de mélanges organo-métalliques. Pour définir les fenêtres de croissance, on peut masquer la zone située à l'extérieur des fenêtres de croissance. La croissance à l'intérieur des fenêtres de croissance est cristalline tandis que toute croissance se produisant à l'extérieur des fenêtres de croissance est polycristalline et peut être enlevée par gravure. L'invention concerne également un procédé permettant de faire pousser des structures CMT directement sur des circuits intégrés sans qu'il soit nécessaire de réaliser une hybridation.
