The present invention relates to a thermal interface material for bonding components of electronic devices, the thermal interface material comprises a solder component comprising a bonding component selected from indium, gold, bismuth, tin, lead, silver, and mixture and alloys thereof; and a CTE modifying component for reducing or preventing damage due to thermal cycling, wherein the thermal interface material has a reflow temperature less that 225°C. The present invention also relates to an electronic device package comprising: a semiconductor substrate having a front surface and a back surface; an electronic device on the front surface of the semiconductor substrate; a heat sink component having a front surface and a back surface; and a thermal interface material according to the present invention bonding the back surface of the semiconductor substrate to the front surface of the heat sink component.
L'invention concerne un matériau d'interface thermique à utiliser dans un emballage électronique, ledit matériau d'interface thermique comprenant une soudure présentant des caractéristiques de haut flux thermique, et un composant de modification du coefficient de dilatation thermique (CTE) permettant de réduire ou d'empêcher des dommages provoqués par le cycle thermique. Le matériau d'interface thermique comprend une soudure active contenant de l'indium, et un capteur intrinsèque d'oxygène, sélectionné dans le groupe contenant des métaux alcalins, des métaux alcalino-terreux, des métaux réfractaires, des métaux terreux rares, et du zinc, et des mélanges, ainsi que des alliages de ces métaux. Enfin, des dommages provoqués par un emballage électronique, dus à la contrainte de cycle thermique, sont diminués par l'utilisation d'un insère dans un couvercle d'un emballage de dispositif électronique, l'insère présentant un coefficient de dilatation thermique situé approximativement entre celui du couvercle, et celui du substrat de semiconducteur.
